噪音二極管


  噪音二極管中的噪聲主要有三種來源,即熱噪聲(Johnson噪聲)、散粒噪聲和閃變噪聲(1/f噪聲)。熱噪聲和散粒噪聲都與頻率無關(guān),即是所謂白噪聲。


  散粒噪聲


  這種噪聲是指通過p-n結(jié)的電流及其之上電壓的一種漲落效應(yīng),它在大多數(shù)依靠p-n結(jié)來工作的器件中往往是主要的噪聲成分。通過p-n結(jié)的電流愈大,載流子的速度和數(shù)量的起伏也愈大,則散粒噪聲電流也就愈大。散粒噪聲與熱噪聲具有相同形式的關(guān)系式,因此散粒噪聲也與頻率無關(guān)(即為白噪聲,在低頻和中頻下的確如此),但在高頻時則與頻率有關(guān)。散粒噪聲在少數(shù)載流子工作的半導體器件(雙極型器件)中起很大作用。


  熱噪聲(Johnson噪聲)


  當載流子通過電阻輸運時,由于熱運動的無規(guī)性,載流子的速度及其分布將會出現(xiàn)起伏,從而就會產(chǎn)生出電流的漲落和相應(yīng)在電阻上的電壓漲落,這就是熱噪聲。這種噪聲在任何電阻上都會產(chǎn)生,而p-n結(jié)在小信號工作時具有一定的交流電阻,所以也就必然存在熱噪聲。


  閃變噪聲


  這是一種在低頻(<1000Hz)下具有很大影響的噪聲;其來源很可能是半導體內(nèi)部或者表面的各種雜質(zhì)、缺陷等所造成的一些不穩(wěn)定性因素。因為這些因素(主要是表面態(tài))對載流子往往起著復(fù)合中心的作用,復(fù)合中心上的載流子數(shù)量由于外電場或氣氛等的影響會產(chǎn)生起伏,這就將引起復(fù)合電流、并從而整個電流的漲落,這也就是閃變噪聲。
