功率二極管

  功率二極管是電力電子線路最基本的組成單元,它的單向?qū)щ娦钥捎糜陔娐返恼?、箝位、續(xù)流。合理應(yīng)用功率二極管的性能是電力電子電路的重要內(nèi)容。功率二極管是以PN結(jié)為基礎(chǔ)的,實(shí)際上就是由一個(gè)面積較大的PN結(jié)和兩端引線封裝組成的。


  功率二極管的工作原理


    (1)當(dāng)功率二極管的UAK<0時(shí),p+n結(jié)反偏,承擔(dān)反向電壓,功率二極管處于反向阻斷狀態(tài),此時(shí)漏電流很小。當(dāng)UAK 繼續(xù)增加,直到大于p+n 結(jié)雪崩擊穿電壓UBD時(shí),功率二極管發(fā)生雪崩擊穿,此時(shí)漏電流急劇增加。


    (2)當(dāng) UAK>0時(shí),p+陽極區(qū)向n區(qū)注入空穴,n+陰極區(qū)向n區(qū)注入電子;當(dāng)n區(qū)充滿大量的非平衡載流子( △n=△p>>nn0 ) ,即達(dá)到大注入時(shí),n區(qū)內(nèi)發(fā)生電導(dǎo)調(diào)制效應(yīng),功率二極管處于正向?qū)顟B(tài),此時(shí)通過器件的電流很大,兩端的壓降很低。


    (3)當(dāng)撤走陽-陰極兩端的正向電壓, 并同時(shí)加上反壓(UAK<0), 器件由導(dǎo)通狀態(tài)進(jìn)入反向恢復(fù)過程導(dǎo)通狀態(tài)下存儲(chǔ)在n區(qū)中的大量的非平衡載流子開始消失。陽-陰極之間的反向電壓可加速n區(qū)中非平衡載流子的抽取,縮短反向恢復(fù)時(shí)間。直到n區(qū)中的非平衡載流子徹底消失,功率二極管才完全截止。


  功率二極管的應(yīng)用


      1、 工頻應(yīng)用:整流


      2、 開速開關(guān)應(yīng)用:開關(guān)電源、不間斷電源、交流電動(dòng)機(jī)


      3、 逆變電路:與晶閘管、GTO、GCT和IGBT等器件反并聯(lián)續(xù)流用。
