國(guó)創(chuàng)詳解肖特基二極管的結(jié)構(gòu)特征

  肖特基勢(shì)壘二極管是一種多數(shù)載流子傳導(dǎo)器件,沒(méi)有少數(shù)載流子壽命和反向恢復(fù)問(wèn)題。肖特基二極管的反向恢復(fù)時(shí)間只是肖特基勢(shì)壘電容的充放電時(shí)間,與PN結(jié)二極管的反向恢復(fù)時(shí)間完全不同。由于肖特基二極管的反向恢復(fù)電荷非常小,開(kāi)關(guān)速度非??欤_(kāi)關(guān)損耗非常小,特別適合高頻應(yīng)用。然而,肖特基二極管的反向擊穿電壓相對(duì)較低,因?yàn)槠浞聪騽?shì)壘較薄,表面容易擊穿。因?yàn)樾ぬ鼗O管比PN結(jié)二極管更容易熱擊穿,所以反向漏電流比PN結(jié)二極管大。

  肖特基二極管具有開(kāi)關(guān)頻率高、正向電壓降低的優(yōu)點(diǎn),但其反向擊穿電壓相對(duì)較低,大多不高于60V,最多只有100V左右,限制了其應(yīng)用范圍。例如,開(kāi)關(guān)電源(SMPS)和功率因數(shù)校正(PFC)電路中功率開(kāi)關(guān)器件的續(xù)流二極管、變壓器次級(jí)100伏以上的高頻整流二極管、RCD緩沖電路600伏至1.2千伏的高速二極管、PFC升壓用600伏二極管等。僅使用快速恢復(fù)外延二極管和超快速恢復(fù)二極管。

  超快速恢復(fù)二極管的反向恢復(fù)時(shí)間Trr也超過(guò)20ns,這根本不能滿足SMPS在空間站等領(lǐng)域1兆赫至3兆赫的需要。即使硬開(kāi)關(guān)是100千赫SMPS,由于超快速恢復(fù)二極管的大的傳導(dǎo)損耗和開(kāi)關(guān)損耗均以及高的外殼溫度,需要大的散熱器,這增加了SMPS的體積和重量,并且不符合小型化和薄型化的發(fā)展趨勢(shì)。因此,研制100伏以上的高壓肖特基二極管一直是一個(gè)研究課題和熱點(diǎn)。近年來(lái),肖特基二極管取得了突破性進(jìn)展,150伏和200伏高壓肖特基二極管已上市,SBD 1kV以上新材料已成功開(kāi)發(fā),為其應(yīng)用注入了新的生機(jī)和活力。

  肖特基二極管的最大缺點(diǎn)是反向偏置電壓低,反向漏電流大。例如,由硅和金屬制成的肖特基二極管,其反向偏置電壓的額定耐受電壓僅高達(dá)50V,而反向漏電流的值是正溫度特性,易于隨著溫度的升高而迅速增加。在實(shí)際設(shè)計(jì)中,應(yīng)注意熱失控的隱患。為了避免上述問(wèn)題,實(shí)際使用中肖特基二極管的反向偏置電壓遠(yuǎn)遠(yuǎn)小于其額定值。然而,肖特基二極管的技術(shù)也得到了改進(jìn),其反向偏置電壓可高達(dá)200伏。
