國創(chuàng)肖特基二極管的命名由來

  肖特基二極管是由貴金屬(金、銀、鋁、鉑等)制成的金屬半導(dǎo)體器件。A作為正電極,N型半導(dǎo)體B作為負(fù)電極,并利用在兩者的接觸表面上形成的勢壘的整流特性。因?yàn)樵贜型半導(dǎo)體中有大量的電子,而在貴金屬中只有非常少量的自由電子,所以電子從高濃度的B擴(kuò)散到低濃度的A。顯然,在金屬A中沒有空穴,因此沒有空穴從A到B的擴(kuò)散運(yùn)動。隨著電子繼續(xù)從B擴(kuò)散到A,B表面上的電子濃度逐漸降低,表面的電中性被破壞,從而形成電場方向?yàn)锽A的勢壘。然而,在該電場的作用下,A中的電子也將產(chǎn)生從A到B的漂移運(yùn)動,從而削弱由擴(kuò)散運(yùn)動形成的電場。當(dāng)建立一定寬度的空間電荷區(qū)時(shí),電場引起的電子漂移運(yùn)動和不同濃度引起的電子擴(kuò)散運(yùn)動達(dá)到相對平衡,從而形成肖特基勢壘。

  典型的肖特基整流器的內(nèi)部電路結(jié)構(gòu)基于N型半導(dǎo)體,在其上形成摻雜有砷的N外延層。陽極由鉬或鋁和其他材料制成,以形成阻擋層。二氧化硅(二氧化硅)用于消除邊緣區(qū)域的電場并提高管的耐壓性。該N型襯底具有非常小的導(dǎo)通電阻,并且其摻雜濃度比H層的摻雜濃度高100%。在襯底下面形成一個(gè)氮陰極層,以降低陰極的接觸電阻。如圖所示,通過調(diào)整結(jié)構(gòu)參數(shù),在N型襯底和陽極金屬之間形成肖特基勢壘。當(dāng)正向偏置電壓施加到肖特基勢壘的兩端時(shí)(陽極金屬連接到電源的陽極,并且N型襯底連接到電源的陰極),肖特基勢壘層變得更窄,并且其內(nèi)部電阻變得更小。另一方面,如果反向偏壓被施加到肖特基勢壘的兩端,肖特基勢壘層變寬,并且其內(nèi)部電阻變大。

  肖特基二極管的結(jié)構(gòu)原理與PN結(jié)整流管有很大不同。PN結(jié)整流管通常被稱為結(jié)整流管,而金屬半導(dǎo)管整流管被稱為肖特基整流管。用硅平面工藝制造的鋁硅肖特基二極管也已問世,它不僅可以節(jié)約貴金屬,大大降低成本,還可以提高參數(shù)的一致性。
