淺談關于肖特基二極管應用

  肖特基二極管它并不是運用PN結基本原理制做的,它是以金屬材料為正級,以N型半導體為負級,運用二者表面上產生的勢壘具備整流器特點而做成的一種半導體元器件,是一種熱載流子二極管,主要應用在電路中!肖特基二極管在電源電路中主要是作整流二極管、續(xù)流二極管、維護二極管等,關鍵用在低壓、大電流量的電源電路中,如電源變壓器、軟啟動器、逆變電源、光纖通信。
  
  肖特基二極管是貴重金屬(金、銀、鋁、鉑等)A為正級,以N型半導體B為負級,運用二者表面上產生的勢壘具備整流器特點而做成的金屬材料-半導體元器件。由于N型半導體中存有著很多的電子器件,貴重金屬中僅有少量的自由電荷,因此 電子器件便從濃度值高的B中往濃度值低的A中外擴散。顯而易見,金屬材料A中沒有空化,也就不會有空化自A向B的外擴散健身運動。伴隨著電子器件持續(xù)從B外擴散到A,B表層電子器件濃度值慢慢減少,表層電荷平衡被毀壞,因此就產生勢壘,其電場方向為B→A。但在該靜電場功效之中,A中的電子器件也會造成從A→B的飄移健身運動,進而消弱了因為外擴散健身運動而產生的靜電場。當創(chuàng)建起一定總寬的空間電荷區(qū)后,靜電場造成的電子器件飄移健身運動和濃度值不一樣造成的電子器件外擴散健身運動做到相對性的均衡,便產生了肖特基勢壘。
  
  典型性的肖特基整流管的內部電源電路構造是以N型半導體為襯底,在上面產生用砷作摻雜劑的N-外延性層。陽極氧化應用鉬或鋁等原材料做成阻檔層。用二氧化硅來清除邊沿地區(qū)的靜電場,提升水管的抗壓值。
  
  N型襯底具備不大的通態(tài)電阻器,其夾雜濃度值較H-層要高100%倍。在襯底下面產生N+負極層,其功效是減少負極的回路電阻。根據(jù)優(yōu)化結構主要參數(shù),N型襯底和陽極氧化金屬材料中間便產生肖特基勢壘。當在肖特基勢壘兩邊再加順向偏壓(陽極氧化金屬材料插線正級,N型襯底插線負級)時,肖特基勢壘層變小,其內電阻縮??;相反,若在肖特基勢壘兩邊再加反方向偏壓時,肖特基勢壘層則變大,其內電阻增大。
